【請求項1】 シリコン基板の少なくとも表面に酸化シリコン膜を形成する酸化シリコン膜形成工程と、 前記酸化シリコン膜上に平坦化したシリコン膜を形成するシリコン膜形成工程と、 前記シリコン膜を前記酸化シリコン膜に達するまで貫通エッチングし、前記酸化シリコン膜上にマイクロミラーデバイス構造を形成するデバイス形成工程と、 少なくとも前記マイクロミラーデバイス構造の内部貫通部を跨ぐ前記シリコン膜の一部を、前記内部貫通部を一時補強する一時補強シリコン部として残して、前記シリコン基板を裏面からエッチングする裏面エッチング工程と、 前記酸化シリコン膜をエッチングして、前記一時補強シリコン部を除去し、マイクロミラーデバイス構造をリリースする除去工程と、 を含むことを特徴とするマイクロミラーデバイスの製造方法。
