【請求項1】 透明基板と、前記透明基板の一方の主面上に、導電層、遮光層、フォトレジスト層が順に、重ねて配されてなるマスクブランクスであって、
前記導電層は、チタンと酸素に加えて、第三元素としてNbを含む透明導電膜であり、シート抵抗が100kΩ/□以下であると共に、波長436nmにおける透過率が70%以上、かつ、波長365nmにおける透過率が75%以上であり、
前記導電層は、入射光の波長[nm]が365〜436の範囲において、透過率が80%以上となる膜厚[nm]が69以上74以下であることを特徴とするマスクブランクス。
