【請求項1】 清浄化されたSi(111)基板表面上に、Inを蒸着し、次いでInとAsを供給して分子線エピタキシー法で厚さが2nm以上9nm以下のInAs二次元層をバッファー層として形成した後、さらにその上に、分子線エピタキシー法でGaSbエピタキシャル薄膜を形成することを特徴とするGaSb/InAs/Si(111)構造の形成方法。
