基板上に、少なくともn型Inx Aly Gaz B1-x-y-z Nm Pn As1-m-n (0≦x、0≦y、0≦z、0≦x+y+z≦1、0x Aly Gaz B1-x-y-z Nm Pn As1-m-n (0≦x、0≦y、0≦z、0≦x+y+z≦1、0x Aly Gaz B1-x-y-z Nm Pn As1-m-n 層の表面酸素濃度は、5×1018cm-3以下であることを特徴とする窒化物系半導体素子。
